浪涌电压特性通过以下两个模块的例子来说明:7MBR100XRA065-50 (650V/100A)X 系列和 7MBR100XNA120-50 (1200V/100A) X 系列。 如图 2-3 所示为当 IGBT 关断时主回路杂散电感 Ls和浪涌电压 VCEP关系的一个例子。很明显,浪涌 电压 VCEP随着杂散电感 Ls的增大而升高。由于这个关系,主回路的杂散电感必须设计的尽可能的低。富 士推荐使用叠层母排来降低外部杂散电感值。 如图 2-4 所示为印加电压 VCC与浪涌电压 VAKP和 VCEP关系的一个例子。我们可以清楚地发现,当升 高 VCC 时,VCEP和 VAKP也会随之升高。

图 2-5 分别展示了集电极电流 IC与浪涌电压 VCEP的关系和二极管正向导通电流 IF 与 二极管反向恢 复浪涌电压 VAKP 之间的关系。VCEP随着 IC的升高而升高。相反,VAKP 则在 IF 值较小时变得更大。当电 流小于额定电流十分之一时 VAKP 达到最大。因此在设计阶段非常有必要评估和考虑实际工作电流引起的 浪涌电压的影响。 图 2-6 所示为门极电阻 RG和反向恢复浪涌电压 VAKP之间的关系。每一个小图中有两条曲线。其中一 条曲线代表电流为额定 100A;另一条代表电流为十分之一额定电流等级,即 10A 时的情况。需要强调 的是 VAKP 随着 RG和 IF 的减小而增大。

由上可知,IGBT 模块浪涌电压的值根据所使用的驱动条件、主回路杂散电感和开关条件得不同而发生 很大的变化。除此之外,外围电路如吸收电路、电容值和门极驱动能力也会对浪涌电压值产生一定影响。 当使用 IGBT 模块时,请确保使用 IGBT 的各种设备,例如逆变系统,其在所有运行条件下浪涌电压值 均不超过反偏安全工作区(RBSOA)。若浪涌电压超过了保证的 RBSOA 范围,请采取措施如更换门极 电阻,降低杂散电感或增加一个吸收电路。除此之外,为了优化驱动条件,开通和关断可以使用不同阻 值的门极电阻。 3.2 关断时门极电阻对浪涌电压的影响 为了设计适当的过压保护,需要了解门极电阻和浪涌电压之间的关系。图 2-7 所示为 X 系列 1200V 模 块的门极电阻 RG和关断浪涌电压 VCEP的关系。 请注意第四代 IGBT 模块(S 系列)甚至更老的模块会表现出不同的关系。为了抑制浪涌电压,通常增 加门极电阻是个合适的对策。 现在,因为从第五代(U 系列)开始载流子注入效率已经得到改善,因此 RG和浪涌电压的关系也发生 了改变。 由于这个变化,第 7 代 IGBT 模块与较老的世代不同的是,增加门极电阻可能会导致更高的浪涌电压。 因此,在设计阶段请谨慎选择合适的门极电阻值以匹配 IGBT 模块应用中的实际要求和参数。

短路条件下的过压保护 当短路发生时,IGBT 的集电极电流 IC迅速升高。这种情况下相比于正常关断过程关断能量很高。因此, 针对短路条件定义了非重复脉冲条件下额外的 RBSOA(反偏安全工作区)。 如图 2-8 所示为第 7 代 X 系列 650V 和 1200V 模块的 RBSOA(重复脉冲)和 RBSOA(非重复脉冲)。 短路情况下 VCE–IC 轨迹曲线必须在 RBSOA(非重复脉冲)范围内直到被关断。除非有特定说明,否则 RBSOA 中的电压 VCE 是从模块主端子处测得的电压。

FWD 的安全工作区 在设计阶段,FWD 的 SOA(安全工作区)——类似于 IGBT 的 RBSOA——需要被谨慎考虑。如图 2-9 所示,FWD 的 SOA 是被反向恢复时的最大功率(Pmax)所限制的区域。最大功率即电流 IF和电压 VAK 的乘积。因此,必须要确保 VAK – IF轨迹曲线一直在 SOA 的范围之内。除非有特定说明,否则 SOA 中 的电压 VAK 是从模块主端子处测得的电压。 如图 2-9 所示为 2MBI600XNE120-50(600A/1200V)模块 FWD 的 SOA。在这个例子中 Pmax为 420kW。
